Abstract
The 2-dimensionalelectrongas(2DEG)attheLaAlO3/SrTiO3 heterointerfacewasanalyzedusingfre-quency-dependentimpedancespectroscopy.Theelectricalconductionof2DEGsignificantly influences the high-frequencyimpedanceandinducesdielectricamplification atlowfrequencyregimes.Theim-pedance responsesobtainedfromtheLaAlO3/SrTiO3 oxidewasmodeledusinganequivalentcircuit model. Thefrequency-dependentcharacterizationusedheredoesnotnecessitatetheformationofohmic contacts betweenthe2DEGlayerandtheadjacentelectrodes.Throughthermalbias-stresstests,the 2DEG conductionmechanismisproposedtopartiallyoriginatefromtheoxygenvacancy-controlled defect concepts,indicatingthecontrollabilityof2DEGtransport.
