In a hybrid photovoltaic device of ITO/TiO2/polymer/Au, the photocurrent was characterized with different temperature by using regio-random (P3HT) and regular (RP3HT) poly(3-hexyl thiophene)s. RP3FIT showed a constant photocurrent at temperatures higher than 195 K. On the other hand, the photocurrent of the P3HT device decreased gradually below room temperature. The drift charge mobility of both types of devices was calculated by the space charge limited current (SCLC) theory using dark J-V characteristics. The phtotocurrent began to decrease below a critical mobility range of 10(-5) cm(2)/V.s.-
